Overview

The ULTRALUX™ PLUS Ball Bonder is a production-class wire bonding system designed to form ball bonds for electrical interconnects in semiconductor and microelectronics packaging. It performs automated ball-bond placement by feeding bonding wire through a capillary, forming a free-air ball, and creating a welded bond to pads or leads under controlled process parameters. The system is built for repeatable, programmable bonding sequences and supports recipe-based control of bond position, bond force, and sequencing to ensure consistent interconnect quality. Typical decision-relevant attributes include: precise positional alignment via integrated vision/alignment systems, consumable capillaries and wire feed mechanisms, and controls intended for integration into factory production and lab environments.
