RAPID14 MEM
Kulicke and Soffa Industries, Inc. (K&S)
Model Overview & Specs
Overview
RAPID14 MEM is an industrial ball-bonder engineered to produce metallurgical interconnects in microelectronic assemblies by forming a free-air ball on bonding wire and joining it to die or substrate pads. The platform executes capillary-based ball bonding with controlled application of ultrasonic (and where required, thermal) energy, enabling short-cycle, repeatable bond formation. It operates with standard bonding consumables (wire spools and capillaries) and is intended for continuous production and laboratory process development, with periodic calibration and bond-parameter optimization required to maintain repeatability and yield. Deployed in semiconductor packaging, MEMS and other microelectronics assembly operations for die‑to‑substrate interconnects, LED packaging and sensor or module assembly where precision ball bonds are required. In production environments it is configured as an automated bonding station integrated into assembly lines or as a standalone unit for bonding process development; key configuration choices include bonding wire material and diameter, capillary selection and bond recipe tuning to meet device reliability and throughput targets.
